dc.description.abstract	โครงการวิจัยนี้ได้ทำการศึกษาการปลูกผลึกอิพิแทกซี InAs บนแผ่นผลึกฐานเริ่มต้น (100) GaAs ด้วยวิธีการปลูกผลึกจากลำโมเลกุล ซึ่งคุณสมบัติเชิงไฟฟ้าของชั้นผลึกอิพิแทกซี InAs เป็นสารกึ่งตัวนำชนิดเอ็น (n-type) มีค่าความเข้มข้นพาหะอยู่ในช่วง 2.2x10[superscript 16]-8x10[superscript 16] cm[superscript -3] ค่าความคล่องตัวเฉพาะ 5,400-6,800 cm[superscript 2] V[superscript -1] s[superscript -1] ค่าความไวผลตอบสนองแม่เหล็ก 0.8-1.4x10 [superscript -5] Volt/Gauss โดยผลที่ได้นั้นขึ้นกับเงื่อนไขที่ใช้ในการปลูกผลึก ได้แก่ ค่าอุณหภูมิแผ่นผลึกฐานะทำการปลูกผลึก ค่าอัตราส่วน BEP ของ As [subscript 4]/In และค่าอัตราการปลูกผลึก นอกจากนี้คุณภาพผิวหน้าผลึก (Surface morphology) ที่ได้ก็ขึ้นกับเงื่อนไขดังกล่าวด้วยเช่นเดียวกัน สำหรับเงื่อนไขที่เหมาะสมในการปลูกผลึกอิพิแทกซี InAs บนแผ่นผลึกฐานเริ่มต้น (100) GaAs ที่มีคุณภาพผิวหน้าผลึกที่ดี ค่าความคล่องตัวพาหะ และค่าความไวผลตอบสนองแม่เหล็กสูงมีดังต่อไปนี้คือ ค่าอุณหภูมิแผ่นผลึกฐานขณะทำการปลูกผลึกอยู่ในช่วง 470-490องศาเซลเซียส ค่าอัตราส่วน BEP ของ As[subscript 4]/In อยู่ในช่วง 26-30 และอัตราการปลูกผลึกอยู่ในช่วง 0.35-0.45 ML/วินาที	en
dc.description.abstractalternative	The growth of InAs epi-layers on (100) GaAs substrates by solid-source molecular beam epitaxy (MBE) was investigated. The undoped InAs epi-layers showed n-type conduction behavior with a background carrier concentration of 2.2x10[superscript 16]-8x10[superscript 16] cm[superscript -3], carrier mobility of 5,400-6,800 cm[superscript 2] V-s and magnetic sensitivity of 0.8-1.4x10[superscript -5] Volt/Gauss. These results showed a strong dependence on growth conditions such as growth temperatures, As[subscript 4]/In BEP ratios and growth rates, The optimum growth condition for smooth morphology, high carrier mobility and magnetic sensitivity InAs epi-layer on GaAs subrate was the growth temperature in the range of 470-490 degree Celsius, As[subscript 4]/In BEP ratio in the range of 26-30 and growth rate in the rage of 0.35-0.45 ML/sec.	en
